I don't know what my favorite is, probably something from the Cthulhu Mythos, but the most terrifying, for me at least, has to be Slenderman. Oh, god, Slenderman.

I'd have to say either the Chupacabra or the Toilet Snake. Werewolves are okay- but only if they look like Solstheim's, not a furry human or an actual wolf.

Humans. Most made up monsters kill for food. Humans kill, torture, maim, and emotionally abuse other humans and species because they humans like it.

As for fictonal monsters, I find the Grover character off of Sesame Street to be silly and endearing.

I also remember a horror film that had a form of thorn fungus which infected things further, if you touched it then it infected you and soon enough you became a walking thorn man.
Real creepy and cool design.

Those ghost people from Silent Hill 4 were also kinda creepy as they could not be killed and haunted you throughout the levels.
And just about every monster from Silent Hill 2.
